These devices are high voltage fast-switching
NPN power transistors, manufactured using high
voltage multi-epitaxial planar technology for high
switching speeds.
They employ a cellular emitter structure with
planar edge termination to enhance switching
speeds, while maintaining a wide RBSOA.
